Panel-Level Fan-Out QFN for Scalable & Reliable Manufacturing

Quad Flat No-Lead (QFN) packages remain one of the most widely used package types across consumer, industrial, and automotive electronics, yet their reliance on stamped leadframe architecture has introduced recurring challenges. Custom leadframe variants create fragmented inventories and supply chain inefficiencies, while inherent architectural constraints limit routing flexibility, thermal performance, and form factor miniaturization. For customers who require continuity in QFN form factors but seek greater agility and scalability in manufacturing, a new approach is needed.
This paper presents the development and implementation of M-Series Direct Quad Flat No-Lead (MDQFN®), a next-generation packaging solution designed to overcome both the architectural and supply chain limitations of legacy QFN. Built on either 300 mm round wafers or 600 mm square panels using advanced fan-out wafer-level packaging techniques, MDQFN eliminates the need for leadframes and wire bonds. The result is a package that maintains compatibility with standard SMT assembly flows and JEDEC standard footprints, while offering improved manufacturability through robust solder fillets, the elimination of exposed copper, and increased flexibility in design and form factor. MDQFN’s attributes address board-level reliability as well as long-standing inventory challenges, while positioning it to compete effectively on electrical and thermal fronts as adoption scales.
Unlike conventional QFN, which is inherently tied to leadframe constraints, MDQFN enables higher routing density, ultra-thin profiles, and scalable manufacturing throughput. This scalability not only supports cost targets but also establishes a flexible manufacturing base that can extend to other fan-out package types on the same equipment set. For device makers, MDQFN offers the advantage of being a practical drop-in replacement for existing QFN designs, while simultaneously delivering board-level improvements such as robust solder fillets and the elimination of exposed copper. Together, these attributes provide continuity for today’s products while creating a pathway toward broader adoption of fan-out packaging in the future.
This paper outlines the comprehensive evaluation framework developed to benchmark MDQFN against conventional QFN. Manufacturing feasibility assessments include process capability, warpage control, and yield optimization. Reliability testing follows to JEDEC standards, including Moisture Sensitivity Level (MSL) 1, Unbiased Highly Accelerated Stress Test (UHAST), and Thermal Cycling (TC) Condition B, demonstrating robust performance under demanding operating conditions. Together, these assessments validate MDQFN’s ability to meet the requirements expected of legacy QFN while offering a scalable path forward.
By combining fan-out architecture with scalable manufacturing across both 300 mm and 600 mm formats, MDQFN delivers a compelling solution for consumer, industrial, and automotive sectors seeking to balance performance, cost, and manufacturability in an increasingly competitive semiconductor landscape.
