All-diamond detector with negligible degradation after ultrahigh-dose heavy-ion irradiation
Zhangcheng Liu, Yan Zhang, Yuanyang Gao, Tianqi Wang, Fei Wang, Yang Li, Zhiwei Chen, Tao Liu, Xiao Wang, Pengfei Zhang, Pengfei Wan, Jinping Ao, Chengxin ZhaoThis work presents a comprehensive evaluation of an all-diamond detector under high-dose, high-energy heavy-ion irradiation. The detector was irradiated with 84Kr18+ particles with an energy of 1302 MeV to a total fluence of 1.587 × 1010 ions/cm2 and a high absorbed dose of 9.39 Mrad(C)[93.9 kGy(C)]. After irradiation, the dark current remains at an extremely low level (10−11 A at 20 V). The 222-nm photocurrent exhibits only a slight decrease, with responsivity values of 338 and 310 mA/W before and after irradiation, respectively. The device maintains stable photoresponse under periodic 222 nm illumination after irradiation. Although the NV0 defect concentration increases, as evidenced by Raman spectroscopy, leading to a modest rise in visible-light photocurrent, the rejection ratio (R222 nm/R405 nm) remains at a relatively high level (3.2 × 104 after irradiation). These findings demonstrate that the all-diamond detector possesses outstanding radiation hardness, making it a promising candidate for harsh-radiation environments such as space and nuclear applications.
